A new structure for AlGaAs/GaAs heterojunction bipolar transistors (HBTs) that employs a buried proton-implanted external collector layer is proposed. This structure has been successfully used to achieve high-performance HBTs with maximum oscillation frequencies fmax up to 51 GHz for a device with 2 μ×5 μm emitter and 4 μm×7 μm collector dimensions.

Aberration of GRIN-rod lenses used in single-mode optical devices is analysed to the degree of third-order aberration. A valuable relationship is derived between the lens parameters and coupling efficiency of the devices. This relationship is very useful to evaluate and optimise optical device design.

The theory of the simulated capacitor or resistor array parasitic-insensitive/offset-nulling (SCORPION) digital to analogue convenor (DAC) is presented. This unique DAC architecture features high speed, high modularity, reduced 1/f noise and excellent economy. The properties of this DAC allow modular development of n-bit DACs in MOS.

We present a new analytical solution for a current/voltage characteristic of space-charge-limited currents in materials with a nonlinear velocity-field relationship. Unlike previously reported results, this solution describes a gradual transition between the regimes of constant mobility and field-independent drift velocwity.

The model fits the fundamental-mode field better than the Gaussian distribution. It reduces the differences, caused by non-Gaussian field shapes, among methods for measuring mode field radius. Formulas are provided for calculating Petermann's mode field radius from lateral offset, pinhole scan and VAMFF data.

The first CW operation of a GaInAsP surface-emitting laser has been demonstrated at 77 K. The active region was made to form a 15 μm-diameter circular mesa shape and was buried with p—n current-confining layers. The minimum CW threshold current was 19 mA at 77 K, and single-longitudinal-mode oscillation has been achieved.

A coupled mode analysis of phased array diode lasers is used to calculate the far-field wavefront properties of the array modes. It has been found that phase variation across a far-field lobe of the array is less than that of the single emitter.

A microstrip monolithic GaAs mixer has been designed and fabricated for operation in the millimetre-wave band. A 6.5 dB minimum conversion loss has be achieved in narrowband operation (fLO = 93.7GHz and fIF= 130MHz); this figure includes the effect of losses and mismatch in the circuit and test fixture.

We demonstrate 8 Gbit/s return-to-zero pulse modulation of an InGaAsP constricted mesa laser, using short pulses generated by gain-switching. Pattern effects are minimised by precise control of the bias current.

Rotationally symmetric antennas composed of a circular waveguide with conical flange and a metallic scatterer are investigated for TTC of satellites at Ku-band. We have evaluated the relationship between the cooling capability and the channel width with a constant pressure drop for microgrooved cooling fins, and found that there are optimal channel widths which give rise to the maximum allowable power density. There are also optimal microgrooved cooling fin structures in which enlarged channel widths are sufficient to cool high-power-consumption wafer-scale integrated chips with a pressure drop of only 200 kg/m2.

Different manufacturers' 64 K DRAM products have been studied to determine which circuit elements contribute towards the overall alpha-particle-induced soft error rate. This has shown that alpha hits on the bit lines are far and away the most important contributors to soft errors: cell, sense amplifier and peripheral circuit hits have insignificant effects. The results also indicate why bit lines are so sensitive.

The operation of an optical fibre tapped delay line with a long coherence length source is described. Optical phase is retained; thus the system can perform bipolar (or in general complex-valued) signal processing operations. Experimental results are presented that illustrate the operating characteristics and capabilities of the system for simple time-domain processing operations.

The noise due to the birefringence modulation of a nonideal phase modulator in a fibre-optic gyroscope is investigated. Theoretical analysis and experimental observation show that there is a definite π/2 phase difference between this noise and the Sagnac signal at the modulation frequency.

The activation energy EA of the commonly used acceptor Cd in InGaAsP is studied experimentally for the whole range of compositions, lattice-matched to InP, with dependence on the doping concentration. Comparison with theory strongly suggests that EA is markedly influenced by the chemical shift.

Using a novel cycle-slip criterion, two methods of computing the lock-in frequency of phase-locked loops are reported. The lock-in frequency of a second-order loop with sinusoidal phase detector is presented as a function of system parameters, and useful estimates by the pull-out and pull-in frequencies are given.

A ray model for a laser diode is introduced for analysing a laser-diode/multimode-fibre coupling system. The validity is examined from the point of view of a far-field pattern. It is shown that the maximum coupling efficiency is obtained between the paraxial image point and the best focus, and decreases as the curvature of the planoconvex GRIN lens increases.

The bandwidth of a microstrip antenna can be increased by overlaying a parasitic element. A radioelectric model is presented to explain this property. A quadratic patch fed by a microstrip line is coupled with a square director. Theory shows that the whole antenna bandwidth is increased and the radiation resistance is decreased. Theoretical and experimental results are in good agreement.

12 GHz chirped optical pulses from a gain-switched 1.3 μm distributed feedback laser diode are compressed to transform-limited 5.6 ps pulses by travelling through a dispersion shifted single-mode fibre with 46 ps/nm normal dispersion. A time-bandwidth product of 0.69 and a high on/off ratio of 20 dB are obtained for optimally compressed pulses.
