For a complex-internal-reflection (c.i.r.) light modulator it is shown that, with a particular electrode design, the effects of electrode metallisation upon the surface reflecting properties can be modified so as not to interfere with the modulated signals.

The growth of m.b.e. GaAs suitable for f.e.t. fabrication is reported. The m.b.e. structure consists of an n+ = 2.5×1018 cm−3 contact layer on top of an n+ = 3.5×1017 cm−3 active layer. Using this material, f.e.t.s. have been fabricated that have a minimum noise figure of 1.5 dB with an associated gain of 15 dB at 8 GHz. These are the best results yet reported for low-noise m.b.e. GaAs f.e.t.s.

By using an InGaAsP semiconductor laser emitting at 1.5 μm, where silica fibre loss is at a minimum, single-mode fibre transmission experiments were successfully carried out at 100 Mbit/s with about 30 km repeater spacing, 400 Mbit/s transmission characteristics using 20 km fibres are also reported.

An efficient and practical source encoding algorithm for compressing binary facsimile data is presented. The vertical correlation is taken into account by forming vectors and the horizontal correlation is considered by the run-length coding of these vectors. New proposals for an end-of-line codeword and error correction are described.

A general class of multisection quarter-wave transformers for impedance matching is presented. The main advantages of these new devices are the flatness condition at the central frequency value and a minimum excess loss, integrated with respect to a given weighting function in any frequency interval in the passband.

The interest of the minimum-phase charge-transfer transversal filters is pointed out in terms of sensitivity. When used in communication networks, such filters are indispensable for meeting the CCITT group-delay requirements. An experimental example for time-division multiplex equipment is described.

A new wideband sinusoidal frequency-doubling technique is described. The circuit uses matched properties of monolithic transistors to achieve a precise square-law characteristic and is fully integrable. Critical emitter-area matching is not required to achieve output accuracy. This improvement over previously reported circuits is achieved without increasing circuit complexity.

A general method for calculating the effect of feedback delay on second-order tracking-loop frequency-acquisition capability is presented. A new ferrite device, the nonreciprocal directional filter (n.d.f.), is proposed. Owing to its tunability and selective properties, the device can be successfully applied to channel separation, isolation and band elimination and can be used as a tuning element in microwave oscillators. Experimental data is presented illustrating the performance of a prototype n.d.f. as a diplexer.

Theoretical limits to the accuracy with which target trajectory parameters can be estimated from stochastic data are derived via the Cramer-Rao bound. Extensive large-signal measurements performed on a 1 W microwave f.e.t. at 5 GHz verify that its added-power characteristics can be accurately predicted from a simple analytic model requiring only two large-signal measurements for each frequency of interest. This model makes possible the use of linear circuit theory to design broadband matching circuits for optimum added-power performance.

Planar photodiodes for the 1.0–1.3 μm wavelength range have been fabricated by diffusing Zn into vapour-phase epitaxial InxGa1−xAs grown on a GaAs substrate. For compositions x=0−0.31, the dark current and spectral response are reported. The dark-current density for x=0.17 was as low as 5.4 × 10−6 A/cm2 at VB/2.

A narrow-band reflection (stop-band) optical filter has been constructed in a planar optical waveguide made by ion exchange of silver in soda-lime glass. A comparison of the measured and computed performance of this optical filter is given. The filter has a bandwidth of 0.35 nm at a centre wavelength of 611 nm.
