A novel planar InGaAsP/InP avalanche photodiode structure prepared by vapour-phase epitaxy is described. Avalanche gain up to 20 at 1.3 μm and at reverse breakdown of 65 V has been measured.

A procedure based on subjective and objective assessments has been used to design an 8-level quantiser for an interframe d.p.c.m. digital television coding system handling monochrome 5.5 MHz 625-line pidura The quantiser reduces noise in a static picture over its 8-bit source and attempts to minimise the distortion of movement.

A simple automatic equaliser designed especially for G2 as well as G1 facsimile signals received through carrier links is presented. The new method requires no additional signal, utilising only a phasing signal to fix the equalising parameters by detecting the symmetry in the received step response.

For estimating a common phase difference between pairs of signals subject to joint fluctuation and contaminated by relatively low noise levels, the optimal phase weighting function is the square of the corresponding signal amplitude and the variance of the result is approximately inversely proportional to the average signal/noise ratio.

Propagation delays in multistage combinational logic circuits using GaAs metal-semiconductor field-effect transistors (m.e.s.f.e.t.s) are optimised subject to constraints on the overall power dissipation. Specific optimisation criteria are derived for 1-stage, 2-stage, and 3-stage combinational logic circuits. The results are evaluated with parameters of an existing process.

Using previously established analytical formulas, we consider the increase in bandwidth and loss due to mode coupling for graded-index fibres, with an index gradient that slightly differs from its optimal shape. Results show that the maximum possible length of a typical link can be increased by 100%. if well controlled mode coupling is induced.

The intrinsic avalanche response time of n-type GaAs has been measured for each of the three principal crystallographic orientations: <100>, <110> and <111>. The experimental response times are compared with theoretical values computed using the most recent ionisation-rate data. The <111> orientation is found to have the shortest response time and the <110> has the longest response time, for a nominal net donor density of 4.5 × 1016 cm−3.

A portable machine is provided with a 7 cm × 5 cm daylight screen where a stereogram of the fibre ends is displayed. Easy adjustment is made without first cleaning the supports. The fibres are then polished, butted and welded automatically. Average losses of 0–06 dB arc obtained with graded-index fibres.

A new electrostatic probe is proposed for the absolute measurement of the amplitude of s.a.w. propagating on piezoelectric materials. Experimental measurements have been done on Y-cut Z-propagation LiNbO3 and results are compared with those obtained using an optical probe.

Double heterostructure laser junctions have been prepared by the metalorganic vapour deposition process and evaluated for threshold current and for nonradiative recombination characteristics. Threshold currents around 850 A cm−2 were obtained, and measurements of carrier lifetime and spontaneous emission efficiency correlate well with a nonradiative lifetime of 20 ns. This value is similar to those obtained in junctions grown by liquid-phase epitaxy and puts an upper limit on interface recombination velocity of 500 cm s−1.

A recently suggested oscillator model which generates two triangular waves in quadrature is transformed by rotation to a new model that generates two trapezoidal waves also in quadrature. In the phase plane the limit cycle of the first oscillator model is in a form of a square standing on its edge, the limit cycle of the latter is a square lying on its side.

Graded-index optical fibres with germanium-boron and with germanium-phosphorus doped silica core have been fabricated. The dependence of the infrared absorption edge on the boron concentration was investigated. For the germanium-phosphorus doped fibre a broad transmission window with losses below 1.5 dB/km between 1500 and 1720 nm was found.

Peripheral power density (p.p.d.), i.e. the output power per Unit gate width is defined as a figure of merit for GaAs f.e.t. oscillators. An X-band oscillator circuit using series and shunt feedback is described and its performance characteristies indicated. It is shown that this GaAs f.e.t. oscillator circuit configuration has the highest peripheral power density.
