What are believed to be the first convincing observations of relaxation l.s.a.-mode operation in InP are reported. Devices fabricated from vapour-phase epitaxial material have shown the characteristic ‘signatures’ of the mode in oscillators operated in S- and X-bands. So far, conversion efficiencies have not exceeded those for comparable samples in GaAs, almost certainly owing to remaining material limitations in the relatively thick active layers. The significance of the results lies, in practical terms, in the promise of high-peak-power sources with acceptable efficiencies, and, in diagnostic terms, in the derived information on the magnitude of the fundamental transferred-electron characteristic peak/valley ratio in InP and in achievable material quality factors for thick epitaxial layers.

We give a simple closed-form expression for the index profile of multimode fibres with arbitrary dispersion that provides transmission capacities as large as 1.6/Δ2 Mbit/s×km, where Δ ≡ Δn/n. Our result reduces to a recent result of Marcatili for the special case of circularly symmetric fibres. A transmission capacity of 150 Mbit/s over a 10 km-long fibre appears possible with l.e.d. sources

It is shown how a de-Bruijn sequence of length 2n, which is considered to have ‘good’ random properties, can be generated by starting from a p.n. sequence of length 2n−1−1. The number of different sequences which can be generated from the same p.n. sequence is 2n−4.

The letter presents preliminary results on the design of stable 2-dimensional (2d) discrete recursive filters. The method is based on the properties of multivariable positive real functions and multivariable passive networks, and results in an approach wherein the stability of the filter is guaranteed.

Analogue c.c.d. storage arrays are limited by the transfers undergone by each information element. Topological constraints militate against large tree structures, with transfers proportional to only log (storage capacity). Nevertheless, with some emitter-follower interfaces, multiply-branching c.c.d. arrays can approach this limit. This could dramatically increase storage capacity for a given transfer efficiency.

A method is described of finding the minimum polynomial of an arbitrary, nonzero element of GF(2m). This method requires finite arithmetic on only a single element of the field, and not on each of the k+1 coefficients over GF(2m), where k is the degree of the minimum polynomial. Applications include the design of error-correcting codes and of apparatus to process them, as well as cryptographic systems.

We have measured the electrical effects of implanting tin or tellurium ions into GaAs in random and channelling directions. Channelled implants produced higher electrical activities and broader electron concentration profiles than did random direction implants. To avoid channelling, samples should be carefully misaligned from a low-index direction for implant energies of less than about 100 keV, while implantations at higher energies require less stringent control of the implant direction.

A dielectric rod enclosed by a short length of cylindrical waveguide has been studied for use as a feed for a reflector antenna. The feed dimensions are optimised experimentally with respect to the E- and H- plane pattern symmetry, low crosspolarisation and input matching. The v.s.w.r. and phase patterns are also described.

It is demonstrated that the carrier removal caused by implanting equivalent doses of H1+ H2+ and H3+ ions into GaAs is identical and approximately independent of the ion energy in the range 300–500 keV. Some recovery of carriers removed occurs at about 250°C.

A simple method is proposed for the direct measurement of the V-value for a single-mode optical fibre. This method consists of measurement of loss peaks, corresponding to cutoff wavelengths of the higher modes, which are easily observed for a fibre with a bend.

The photovoltaic properties of p–n junctions made from 1-pass zone melting polycrystalline silicon rods are presented. This solution is considered as an intermediate step for similar cells, but from semielectronic grade polysilicon material. Efficiencies of up to 5.6% have been obtained, even without antireflection coatings.

For the TEM-mode investigation of microstrip lines on anisotropic substrates, a simple, but rigorous, transformation is introduced, which converts the anisotropic electrostatic field into an isotropic one with similar shape; the latter has been extensively analysed in the past. The transformation also applies to related anisotropic problems. Results for single and coupled lines are presented. Dispersion is briefly commented on.

The influence of the source-drive duty factor on the performance of a digital fibre-optic communication system is explored. The system considered utilises an l.e.d. source and either a p–i–n or avalanche photodetector. It is shown that, for a fibre with known dispersion, an optimum duty factor exists which offers significant s.n.r. advantages over a system with impulsive excitation.

Thermal resistance and r.f. data are presented for Ka−-, V and W-band silicon double-drift impatt diodes employing diamond heatsinks. A power level of 620 mW at 7.7% efficiency has been achieved at 101 GHz.

A frequency-shift keyer using the unidirectionality of a 3-phase interdigital transducer is demonstrated. The propagation direction of the surface acoustic wave excited by the 3-phase interdigital transducer is controlled by the polarity of a d.c. pulse applied to a kind of mixing circuit connected with the transducer.

A simple, cheap realisation of a lossless (positive or negative) inductor is given, using three operational amplifiers in identical configurations, one grounded capacitor and four equal resistors. Experimental measurements on two filter sections confirm the theory. The losslessness is shown to depend on only two of the resistors being matched.

A new method for fabricating thick-oxide m.n.o.s. memory structures is proposed. On an SiO2 layer, about 50 Å thick W is deposited and removed by etching. It is assumed that W creates a level (or band) in the SiO2 band gap which greatly enhances the SiO2 conductance, resulting in improved charge-storage capability.

Crystallographic orientations have been identified in TI3VS4 and TI3TaSe4 which are temperature compensated and have zero power flow. The orientations appear in the (110) axis cylinder cut and possess rather low s.a.w. velocities and reasonably high coupling.

A mode-matching procedure allows the evaluation of the dispersion characteristics of a microstrip line on a gyrotropic substrate which is magnetised perpendicular to its surface. The anisotropy of the material and the boundary conditions as determined by the geometry are taken into account. The theory is in good agreement with experimental results.

The letter describes a 30 MHz hybrid parametric amplifier with a noise temperature of 18 K and a gain of 6 dB, corresponding to a noise measure of 0.08. The measured result is in agreement with theory.
