The authors have succeeded in generating subpicosecond (790 fs) optical pulses from a monolithic modelocked laser diode with an integrated extended cavity at a repetition rate of 20 GHz. Shortening of the pulse due to the reduction of the cavity loss was achieved by embedding a non-doped InP layer on the extended cavity.
