The authors report high speed studies of packaged, low-temperature optimised vertical-cavity lasers. The small-signal modulation bandwidths in the range 8.2–9.3 GHz are demonstrated for a 5.4 µm diameter laser with very low drive currents over the 77–300 K temperature range.
