The harmonic content of both GaAs and InP millimetre wave transferred electron oscillators has been measured using a Michelson interferometer. The operating modes of these devices as a function of active length and frequency have thus been identified. Additionally, the higher frequency capabilities of InP as a millimetre wave oscillator material have been demonstrated.
