An analytical approximation for space-charge layers at abrupt p–n junctions under high-injection conditions is presented. In this approximation, an exponential decay of the charge on both sides of the junction is assumed. Predictions from this model are found to be in good agreement with the results of exact numerical solutions.

It is shown that an arbitrary nonuniform transmission line may be approximated by a cascade of commensurate uniform lines. In general, a small number of lines is sufficient to obtain a good approximation, and hence the method should prove useful, both in the analysis of arbitrarily tapered lines and in the study of their properties.

A planar GaAs structure has been used to measure the properties of good heatsinks of c.w. devices. It is found, first, that the thermal resistance is primarily given by the thermal conductivity k of GaAs if the temperature dependence of k is included, and, secondly, that the contribution of the semiconductor-metal interface is negligible.

The properties of helical aerials have been investigated between 26.5 GHz and 40 GHz. Beamwidths and polarisations are given as functions of helix parameters and frequency. With a suitable choice of dimensions, helixes can be used successfully as broadband feeds for parabolic reflectors and lenses at millimetre wavelengths.

Quadrature-modulation filters, introduced by the author four years ago, can be realised in two different configurations. It is shown that, in the transition bands of the ‘star’-structured filters, ‘unwanted’ output frequency components (i.e. components not present at the input) are generated, but that, in ‘lattice-structured’ filters, semiequivalent to the corresponding star configuration, such unwanted components are (or can be) suppressed.

A wattmeter is described in which the load voltage is binary encoded by a delta–sigma modulator, and is subsequently used to sample the load current. By simple filtering of the resultant signal, the instantaneous or mean power in the load is obtained.

An investigation is made of the effect of tapering the distributed RC element of a distributed-active lowpass network on the sensitivity of the network function to changes in the gain of the active device. It is shown that the sensitivity may be considerably reduced by the proper use of taper.

The Euclidean distance has often been used to measure the similarity between patterns represented by multidimensional vectors. The Euclidean distance is expensive to implement in hardware, and alternatives have been sought. The letter proposes a new distance measure which is a weighted sum of the city block and square distances. This new distance is a more accurate predictor of the Euclidean distance than are either of its components.

Comparison is made between the mean-square errors Pf and Ps associated with the linear least-squares filtered and smoothed estimates of a stationary process of spectral density S(ω) in white noise of spectral density No. A universal curve is obtained which relates the minimum possible value of Ps/Pf to ωmax{S(ω) No}. The curve sets a bound on the maximum improvement over filtering which smoothing will offer, in terms of the maximum signal/noise ratio.

The numerical solution of Laplace's equation in 2-dimensional Cartesian co-ordinates with mixed boundary conditions is described using the successive-overrelaxation method for solution, with the acceleration parameter decided by a method proposed formerly. Using a scaling procedure, alignment requirements for an optical iris guide are predicted from experimental data obtained with an iris guide for millimetre waves. The results indicate that, although the tolerance requirements concerning random misalignments are within practical limits, the allowable bending radius of the guide axis is unreasonably large.

A new technique of determination of the velocity/field characteristic of GaAs sample while a domain is in transit is proposed. The v(E) characteristic above threshold is approximated to by a convenient analytical expression containing unknown coefficients that are calculated by a computer using the measured current/voltage characteristic or capacitive probe measurements.

The general electrical-network problem is shown to include a Riccati-type differential equation which represents a matrix analogue of the classical operator solution of the defining 2nd-order equations. The solution matrix represents a transformation between dual sets of variables which can be related to eigenvector components as in the linear optimal-regulator problem. A transition-matrix solution of the electrical-network problem is also discussed.

Numerical optimisation techniques have been used to find the maximum gain of some specific parasitic arrays. The gain of an array of infinitely thin, equispaced dipoles loaded with arbitrary reactances has been optimised. The results show that standard travelling-wave design methods are not optimum. Yagi–Uda arrays with equal and unequal spacing have also been optimised with experimental verification.

Several millimetre-wave generators working at the cyclotron resonance frequency have been described in the literature. The device described here works with a magnetic field equivalent to only half the resonance value and has given power outputs in excess of 2 W at about 9.0 mm wavelength.

A method for measuring bandwidth is described. It has been shown that, for a stationary narrowband Gaussian process, the relative bandwidth squared is proportional to the probability of a negative maximum. Concepts of generalised flux and thermodynamic forces, and particularly the Onsager–Casimir reciprocal relationships characterising the phenomenological equations for general irreversible-flow processes, are shown to exist analogously in the formulation of the linear optimal-control and estimation problems. Characteristics of the energy function used in the Lagrange and Hamiltonian representation of a system reacting with an environment are discussed, and the condition of zero dissipation in the formulation of the optimal-control problem defining the combined solution of the state and adjoint variables is illustrated.

The letter describes a 4-quadrant analogue multiplier which uses a field-effect transistor as a voltage-variable conductance in a differential-amplifier circuit configuration. Feedback is applied to the gate of the f.e.t. to linearise the IDS/VDS characteristic. A second matched f.e.t. is used to compensate for the changes in temperature, resulting in an accuracy of within 1% over a 50 deg. C temperature range.

Pulsed-laser damage in XDP electro-optic crystals, occurring at energy densities ≤ 2J/cm2, has been related to the presence of micrometer-sized inclusions. For material free of these inclusions damage occurs by self-focusing mechanisms at power densities of approximately 20GW/cm2.

Algorithms based on the numerical inversion of Laplace transforms are developed for computing the solution x(λ) of a homogeneous ordinary linear differential system of the form dx/dλ = Ax. Measurements indicate that pulses incident normally on the end of a cladded multimode fibre are broadened by less than 0.1 ns over a length of 20 m. The measured dispersions in lengths of 20 m and 35 m do not exceed 5 ps/m. However, with an angle of incidence of 17°, or with a defocused input beam, the pulses are broadened by 0.6 ns.

The temperature variation of the frequency of c.w. X band Gunn oscillators is shown to be related to the temperature variation of the starting delay time of the diode used as a pulsed oscillator. An improved sampling-oscilloscope triggering system employing a separate countdown unit is described. It permits accurate observation of low-duty-cycle pulsed r.f. waveforms which need not be pulse-pulse phase coherent. Noise measurements on p channel m.o.s.f.e.t.s in the 15 Hz–50 kHz range revealed the absence of a 1/f term in the noise spectrum which may be described by the expression Req(ω) = A + B τ/1+(ωτ)2 where A, B and τ are constants. Using charge-pumping measurements, the effective density of recombination centres was found to be 2.5 × 109 cm−2 (eV)−1.

Measurements of the noise of an experimental silicon Pt–n–p+ transit-time diode used as a local oscillator at a frequency of 11.8 GHz are described. The results show that the relatively noisefree performance of the diode should make it useful, particularly for high-frequency applications where low-noise sources are not readily available.
