Fabrication of Pt Schottky BARITT diodes is described. An output power as high as 152 mW at 8.6 GHz has been obtained with an efficiency of 2.3%.

Couplers to integrated optical circuits can be realised by the use of a random coupling region in conjunction with a holographic element. Experiments show that the technique is capable of highly selective coupling, with more than 30 dB discrimination against unwanted modes.

A simple method of measuring drift-mobility profiles in semiconductor films is described. It is based on the low-frequency measurement of the transconductance and gate capacitance of an f.e.t. structure as a function of gate bias. Drift mobilities of 4000 to 5000 cm2/Vs have been measured on n-type GaAs films with 1016 to 1017 cm−3 doping levels.

A scheme for the exact realisation of 2-dimensional digital filters by using separable filters is proposed. The desired impulse response is obtained by a process of successive corrections. The performance criterion in terms of computing speed is compared with that of another existing technique.

The crosspolarisation efficiency of a reflector antenna is the ratio between the peak crosspolarisation from the complete antenna to that from the feed. The results of a parametric study into this factor for parabolic reflectors fed by a mathematical model of a common class of feeds are presented, and it is concluded that the efficiency is typically −4 to −6 dB.

A dual implementation of analogue chirp transform is applied, for the first time, to the realisation of a network analyser capable of providing both amplitude and phase characteristics of the network transfer function. A chirp waveform excites the network and multiplies its response prior to processing in a surface-acoustic-wave chirp filter. This simple configuration ensures maximum energisation of the network and can allow bandwidths larger than the s.a.w. filter bandwidth to be analysed.

A new integrated-injection-logic circuit which consists of multiple (m) layers of I2L circuit blocks and operates with an extremely low power dissipation is discussed. The same logic function is realised with m-times less power than a conventional I2L circuit.

A unique monolithic X-band f.e.t. amplifier is described. Wideband matching circuits, using lumped elements, are integrated with the transistor on semi-insulating gallium arsenide to produce an amplifier chip 1.8×1.2 mm. Gains in excess of 4.5 dB over 7.5 to 11.5 GHz have been measured. The chip has been installed into a low-parasitic package to produce a gain module suitable for the microwave engineer.

The performance of a 2-element adaptive array by a maximum-signal/noise-ratio algorithm is investigated. It is shown that the cancellation of interference is a function of its correlation with the signal and of the noise both received and introduced by the array elements. It is also shown that if the interference has the same angle of incidence as the signal no interference cancellation takes place.

A simple d.c. method is presented for the extraction of very shallow doping profiles in the depth range 0–200 nm in buried-channel transistors or c.c.d.s. The evaluation is free from complex corrections. Profile position and concentrations are determined with ± 5% accuracy.

Two theorems have been proved demonstrating that the tracking properties of low-order models obtained using the theory of partial realisations are unchanged under state or output feedback. It follows, therefore, that an optimal feedback law for the reduced-order model can be used for near-optimal control of the high-order system with similar tracking of the output as for the open-loop case.

A new class of equal-ripple rational functions is considered here for the design of lowpass transfer functions of RC active filters. Using a critical pole pair with a multiplicity greater than unity (as in the MUCROMAF and MUCROER polynomials), we can obtain lower pole Q-factors with this new class than with the classical Cauer functions.
